    The VRF150 is a gold-metallized silicon n-channel RF power transistor designed for broadband commercial and military applications. It features improved ruggedness with a drain-source voltage of 170V and 70:1 Load VSWR capability. The device delivers 150W with 11dB typical gain at 150MHz and 18dB at 30MHz (50V). It has excellent stability, low IMD, and is available in matched pairs. The transistor uses nitride passivation and refractory gold metallization, and is RoHS compliant. It is a high-voltage replacement for MRF150 and operates in common source configuration.
